What you will do

• Lead process development at foundries and OSATs, specifically for 2.5D/3D CoW assembly and chemistry development.
• Manage the transition of packaging solutions from concept and prototypes to high-volume manufacturing.
• Identify and mitigate risks associated with new technologies during product integration.
• Manage qualification of packages with a focus on thermo-mechanical reliability and cost constraints.
• Collaborate with cross-functional packaging teams and external vendors to advance productization efforts.

Requirements

• 10+ years of experience in Semiconductor Packaging, Process, and Technology Development.
• Expert understanding of advanced foundry process nodes and their interaction with packaging and substrates.
• Expertise in advanced packaging technologies, including high-density interconnects with TSVs in 2.5D/3D form factors.
• Proven track record of bringing products from technology development through to high-volume manufacturing.
• M.S or Ph.D. in Chemical Engineering, Materials Science, Mechanical Engineering, Chemistry, or Physics.
• Must be eligible to access export-controlled information as defined under applicable law (EAR).
