R&D Engineer (AI)

What you will do

• Act as technical lead for multi-chip semiconductor assembly and system pathfinding for AI and HPC modules.
• Drive the advanced packaging and assembly technology roadmap from early R&D through new product introduction (NPI).
• Define technology requirements, roadmaps, and evaluation/qualification plans.
• Lead problem-solving efforts in advanced packaging to provide design and product enablement.
• Manage projects independently from the concept phase through transfer to high-volume manufacturing.
• Perform risk assessments and coordinate cross-functional technology risk mitigation.

Requirements

• Education: MSEE in Electrical Engineering or related field (with 15+ years experience) or PhD (with 12+ years experience).
• Extensive experience in semiconductor process technology, advanced packaging, and manufacturing.
• Knowledge of thermal solutions, power delivery, and electrical/optical communication.
• Experience designing serial and parallel interfaces for chip-to-chip and external module communication.
• Proficiency with parametric and yield data analysis and statistical data analysis tools.
• Experience with yield failure mechanisms and root cause finding tools (EFA, PFA).

Nice to have

• Experience with thermal and stress simulation tools.
