TL;DR

Staff NPI Package Design Engineer (Semiconductor): Developing cutting-edge packaging solutions for high-performance products including amplifiers, codecs, and DSPs with an accent on physical design, electrical simulation, and manufacturability. Focus on refining die bump array/BGA integration and optimizing assembly yield through DFM checking.

Location: Hybrid in Hsinchu, Taiwan

What you will do

  • Drive package designs for amplifiers, codecs, and DSPs to meet performance, reliability, and manufacturability requirements.
  • Define electrical, thermal, and mechanical package requirements in cooperation with Design and layout teams.
  • Execute physical design and electrical simulation using AutoCAD, GDS, Siemens Fast3D, and Cadence SiP Layout tools.
  • Collaborate with customers and OSATs to establish and maintain design rules for WLCSP, wire bond, and other packages.
  • Perform DFM checking and modifications to improve assembly yield and prevent manufacturing issues.
  • Develop test vehicles to assess bump placement, PCB proximity effects, and WLCSP RDL stack up.

Requirements

  • BS or above in Mechanical, Electrical, Chemical, or Materials Engineering.
  • 5 to 8+ years of experience in a packaging-related field.
  • Proficiency in Cadence SiP layout and AutoCAD.
  • Strong knowledge of packaging technologies, materials, substrate design, and assembly rules.
  • Ability to review technical ideas with customers and high-level management.

Nice to have

  • Experience with PCB and Die mechanical layout tools (Siemens Xpedition, Allegro PCB, Cadence Virtuoso).
  • Electrical simulation skills and experience using Siemens Fast 3D or Siemens Calibre DRV.
  • Broad curiosity and a drive for self-learning new technical concepts.
